Well, I did both.

In February, there's time to write a little note. Usually, I typed up something that thanked them for the hospitality and re-expressed my interest in the position--emphasizing the particularly attractive things I learned about their school during the campus visit. I printed the notes on fancy stationary and mailed them via snail.

For late interviews (like in the beginning of March) I wanted to get the notes in quicker. So I thought that email would be okay.

I have no idea which department chairs dwelled on the rules of etiquette. Probably all of them would have been fine with email notes... Nonetheless, for what it's worth, all of the chairs responded kindly to my thank you notes.
